Microlithography Materials

Ciba Specialty Chemicals develops innovative photoactive compounds for use inUV-imaged photo resists and coatings. Applications are found in the manufactureof semiconductor devices, thin film transistors for LCD drivers, galvano- and plat-ing masks, ion implantation masks, etch resists, anti-reflection coatings, printingplates, protective coatings, holograms etc.

The Ciba® IRGACURE® PAG range are novel photoacid generators developed for usein positive and negative tone chemically amplified (CA) photo resists. They areactivated by exposure under g-, h-, i-line (Hg) lamps; or deep UV (ArF, KrF)excimer laser sources.
